Introduction
The Gadolinium scandium(GdScO3) single crystal has the advantages of high dielectric gate constant, wide band gap, thermal stability, etc. It is a twisted perovskite crystal structure, which has good lattice matching with the perovskite film material and is an excellent crystal substrate material.
GdScO3 belongs to orthorhombic system, space group is Pnma, commonly used perovskite materials such as BaTiO3, (Ba1-xSrx)TiO3, Pb(Zr1-xTix)O3, SrRuO3, their Pseudo-cubic cell parameters are in a suitable range, In the prior art, there are very few perovskite crystals in which the unit cell parameters are in this range and then grown to a single crystal of sufficient size, GdScO3 is one of the crystals satisfying the condition.
